Well, it really depends on what you want to do in the future.

Integrated PhD: If you're aiming for a teaching career, an integrated PhD could be a good choice. It might even save you a year compared to doing an M.Tech first.
M.Tech: But, if research is your thing, doing an M.Tech first might be better. It could open doors to PhD programs at top IITs.

Keep in mind, an integrated PhD usually takes around 6 years, but if you and your mentor are on the same page, you might finish in about 5. On the flip side, doing an M.Tech and then a PhD could take at least 7 years.
